Assignment- 2

1. Design the following CMOS inverter to estimate the input pattern dependent static
power (i.e. leakage) dissipation and propagation delays (for all possible arc) using:
 Metal-Gate high-K dielectric (MGK) model
parameters
 High performance (HP) model parameters
 Low power (LP) model parameters

For the following technology nodes


 45nm
 32nm
 22nm

Now, perform the following analysis:

2. Show the impact of technology scaling from 45nm to 22nm on leakage power and
propagation delays. Discuss and justify your findings.
3. Increase the WP and WN (separately) from minimum (in respective technology node)
to 10 times i.e. 10X, with the step size of X. For example, in 22nm technology node
vary the WP from 22nm to 220nm with the step size of 22nm. Perform the analysis for
one model card, let’s say MGK, however, for all technology nodes. Discuss the
results.
4. Calculate the leakage power and delays in the given Inverter at temperature = 25°C,
and 80°C. Discuss the impact of temperature on leakage and delays on your results.
5. Estimate the leakages and delays in the Inverter at ±5% variation in supply voltage i.e.
@ 0.95V and @1.05 V. Given 1V is nominal supply voltage.
6. Vary the process parameter i.e. tox by ±5% and show its impact on leakage power and
propagation delays. Justify your findings.
7. Find the dominating transistor separately, whose sizing (W or L) has higher impact on
performance figure (leakage and delays).
Note:
 Initial transistor sizing can be considered as follows:
(W/L)P = (2*X/X), (W/L)N= (X/X), where X is the technology node.

 While calculating propagation delays, use the capacitive load (in fF) in following
fashion as per your roll number.
If the last digit in your roll number is 1, 2, 3 and 4: Then CL = 1fF, 2fF, 3fF and 4fF
respectively.
If the last digit is 5, 7 and 9: Then divide by 2, therefore CL= 2.5fF, 3.5fF and 4.5fF.
If the last digit is 6 and 8: Then use CL= 1.5fF and 1.75fF respectively.
If the last digit is 0: Then use CL= 0.5fF.
