Charge and Heat Transport in Semiconductors

submission on the top of attached question sheet.
- Assignments should be submitted before class on due date; Late submission by one/two days
will invoke penalty of 25/50% on marks scored. Assignments will not be accepted later than
2 days after the due date (no exceptions). You are allowed to work with other students in the
class on homeworks but what you submit must be in your handwriting and have your own
plots and figures. No marks will be given for copied submissions (Disciplinary action will be
taken in such cases)

Problem 1: 1D Infinite Quantum Well (5 + 10 = 15 marks)


(a) We solved the 1-dimensional (1D) infinite quantum well problem in class. Plot the first four
wavefunctions and corresponding probability densities as a function of x.
(b) Show that an electron occupying the ground state of a quantum well satisfies Heisenberg
Uncertainty principle? (Hint: Calculate ∆ = 〈 〉 − 〈 〉 ) and ∆ = 〈 〉 − 〈 〉 )) and
verify that, ∆ . ∆ ≥ ℏ/2.

Problem 2: 2D Infinite QW (6 + 2 + 2= 10 marks)


(a) Find the eigenfunctions and eigen-energies of an electron inside a 2D potential given as:

V(x,y) = 0 ; 0 < x < L and 0 < y < L (Enclosed square area with corner coordinates (0,0),
(L,0), (0,L),(L,L))
V(x,y) = ∞ ; Otherwise

(b) List the degeneracy of the first five energy levels and the corresponding quantum numbers.
(Degeneracy: Number of eigenstates with equal eigenenergy)
(c) Plot the first four eigenfunctions in a 3D plot (x,y, ψ(x,y)).

Problem 3: 3D Infinite QW (6 + 2 + 2= 10 marks)


(a) Find the eigenfunctions and eigen-energies of an electron inside a 3D potential given as:

V(x,y,z) = 0 ; 0 < x < L, 0 < y < L, and 0 < z < L


V(x,y,z) = ∞ ; Otherwise

(b) List the degeneracy of the first five energy levels and the corresponding quantum numbers.

Problem 4: Finite QW (6 + 2 = 8 marks)
(a) Find the eigen-energies of a finite quantum well, 1eV deep and 5nm wide [Hint: You will
need to perform a numerical solution, check any quantum mechanics book, for ex. Griffiths,
Introduction to Quantum Mechanics (page:90-92)].
(b) Compare the eigen-energies obtained for finite quantum well with eigen-energies of an
infinite quantum well of width 5nm.

Problem 5: DOS 3D (7 marks)


(a) In the class we derived Density of States (DOS) for a free electron in 1D and 2D using
periodic boundary conditions (PBC). Find DOS (both D(k) and D(E)) for a free electron in
3D using PBC. Provide all steps (starting from Schrodinger equation).
(b) Plot 1D, 2D and 3D DOS (normalized to length, area, and volume, respectively) as function
of electron energy (in eV). Numerical value of DOS should be mentioned in the plots.
Assume electron mass equal to free electron mass.
